چکیده

Miniaturization of microelectromechanical systems (MEMS) based devices can be achieved by flip chip assembly directly onto a flexible circuit substrate. The main goal of this work was the selection of a suitable bonding material and process to enable scaling down of MEMS sensorized devices for biomedical applications. Finally, the heat bondable anisotropic conductive film 5552R (3M) allowed mechanical robust and low resistance electrical bondings together with a short process cycle time. © 2007 Elsevier B.V. Super Thin Flip Chip Assemblies on Flex Substrates - Adhesive Bonding and Soldering Technology – Reliability Investigations and Applications

Thinned silicon chips with very thin bumps (5-7μm) mounted on flexible substrates open up new dimensions in packaging technologies. The use of flexible substrates enables a large variety of geometric possibilities including folding and bending. Conventional flip chip technology using pick&place and standard reflow processes is not suitable for the assembly of ultra thin components. This is base...

Modeling and Control of a Flexible Sensor Structure in Microassembly

This paper aims at developing a force-guided microassembly technology with in-situ flexible polyvinylidene fluoride (PVDF) beam force sensing and hybrid force/position control based on an infinite dimensional model of the flexible sensor structure. Besides the designed 1-D PVDF cantilever based microforce sensor, as the soft sensor structure itself is installed at the free end of micromanipulat...

Flexible Foot/Ankle Based on PKM with Force/Torque Sensor for Humanoid Robot

This paper describes the development of a novel humanoid robot foot/ankle based on an orientation Parallel Kinematic Mechanism for intelligent and flexible control. With three identical Universal-Prismatic-Spherical prismatic-actuated limbs and a central Universal-Revolute passive limb, the PKM can perform three degrees of freedom rotation motions. In order to enable the humanoid robot safely t...

A Pressure Sensor Using Flip-Chip on Low-Cost Flexible Substrate

The packaging of microelectromechanical systems (MEMS) is complex and it is essential to the successful commercialization of many MEMS devices. In this paper, a pressure sensor and an actuator were assembled on a flexible substrate using FCOF technology. A photolithography process was developed to meet the solder bump fabrication requirement of the sensor chip. Eutectic solder bumps (63Sn/37Pb)...

High-Sensitivity Low-Noise Miniature Fluxgate Magnetometers Using a Flip Chip Conceptual Design

This paper presents a novel class of miniature fluxgate magnetometers fabricated on a print circuit board (PCB) substrate and electrically connected to each other similar to the current "flip chip" concept in semiconductor package. This sensor is soldered together by reversely flipping a 5 cm × 3 cm PCB substrate to the other identical one which includes dual magnetic cores, planar pick-up coil...
